Problem 2. (10 points) NFET capacitance calculation


In Fig. 3, assume Cox = 1f F/µm2 , Cj = 0.1f F/µm2 , Cjsw = Cov (also called CGD0 and
CGS0 ) = 0.1f F/µm, W = 50µm, L = 0.5µm, E = 1µm. Assume all devices are in saturation
Consider the transistor ”layout” in Fig. 2. Calculate CGS , CGD , CDB , CSB .

Problem 3. (30 points) Single-stage amplifier frequency response


In Fig. 3, assume Cox = 1f F/µm2 , Cj = 0.1f F/µm2 , Cjsw = Cov = 0.1f F/µm. Assume
γ = 0. Note that λ ̸= 0.

(a) What are DC bias values: Vdc,in and Vdc,out ?

(b) Capacitance analysis of M1: Calculate CGS1 , CGD,1 , CDB1 .

(c) What is the small-signal model for the whole amplifier?

(d) What is small-signal gain Av = vout /vin at DC?

(e) What is the dominant pole for the amplifier. What is ω3dB ?

(f) Plot the Bode plot (magnitude and phase) for the amplifier gain, Av . (please make the
usual approximations).
