Non-programmuable calculators are permitted for use during the examination. © The cut-in/ knee voltages for Si, Ge, and GaAs are 0.7 V, 0.3 V and 1.2 V’ respectively 1. Answer the following. (No justification, No marks!) (a) p-type of semiconductors are positively charged and n-type of semiconductors are negatively charged. True or False? Justify your answer. (b) A pn junction employs the following doping levels: N4 = 1 x 10cm~* and Np 5x 10"cm—, Determine the hole and electron coucentratious on the two sides. Assume the intrinsic carrier concentration to be 1 x 10!cm~? (c) For a pn-junction diode ar room temperature, the reverse saturation current [, = 1x 107A and the diode current Ip = 1A. Determine the change in diode voltage that is required in order to increase Ip 10 tim: (d) A bar of Arsenic and a bar of Gallium is doped with Silicon. The silicon atoms act as type dopants in Arsenic crystal and type of dopant in Gallium crystal. (Hint: The atomic numbers of Si, Ga and Ar are 14, 31 and 23 respectively.) 2. Answer the following. (a) Draw V-I characteristics of a pn-junction diode and label it properly. (b) For the circuit shown in Figure 2b, calculate the value of V,. (c) For the circuit shown in Figure 2c, D1 and D2 indicates Silicon and Germanium pn- junction diodes respectively. Find the states of the diodes and hence find J,, J, and V, for R = 00. (d) For the circuit shown in Figure 2d, calculate Vi, and Vig (e) For the circuit shown in Figure 2e, calculate V,. Assume ideal diodes.
