Here is an ideal plot of Drain Voltage vs.

Drain Current for different Gate Voltages

Using the changes in drain current over the changes in gate voltage, we were able to
calculate the transconductance of several MOSFETs with different gate lengths. From the
transconductance, we could then calculate the cutoff frequencies.

1/L
LxZ gm,sat (S) fT (Hz) (1/um)
10 x 50 0.0004624 426.2E+6 0.1
15 x 50 0.0003348 205.8E+6 0.066667
20 x 50 0.00024527 113.0E+6 0.05
25 x 50 0.00021803 80.4E+6 0.04
35 x 50 0.00015812 41.6E+6 0.028571
50 x 50 0.00012854 23.7E+6 0.02

L is gate length and Z is gate width, the

dimension between the source and drain.

Notice how the cutoff frequency

increases almost by two as the gate
length shrinks by half. This is the sign
of some wonderful MOSFETs.
This shows the relationship between gate length and drain current for Vd = 10V. The gate
width was held constant at 50 m. Notice again how the drain current increases as the
gate length shrinks.
