1.

Name of the Project and title of the thesis :Theoretical

Study

of

Magnetoresistance

of

Semiconductor metal hybrid structure.


2.

Importance of the project and justification for study :Recently the extraordinary magnetoresistance effect
has

been

observed

in

semiconductor

metal

hybrid

structures. Values for the magnetoresistance have been


reported

for

magnetic

field

B=4

Tesla

at

room

temperature. In their pioneering work, Solin et al delt with


extraordinary magnetoresistance devices in a modified
Vander-Pauw geometry with a circular metallic inclusion in a
bulk semiconductor disk. It was found by the same group
that also in a rectangular geometry by the hybrid device
showed the extraordinary magnetoresistance effect. A bulk
semiconductor was shunted on one side by a metal. This
geometry

offered

even

more

intriguining

technology

properties e.g. if integrated in magnetic field sensor or read


heads.

Such

extraordinary

magnetoresistance

sensors

might be feasible in a very broad temperature regime,


ranging from cryogenic up to room temperature. Very
recently, modulation doped semiconductor heterostructures
have been introduced was shunted by a metal film. It was
observed experimentally that in the modulation doped
semiconductor heterostructure a variation of the mobility
and of the two dimensional electron system carrier density
significantly changed the extraordinary magneto resistance
effect. So far InAs based and InSb based heterostructures
have been involved in extraordinary magneto resistance
studies of hybrid devices. As a result different specific
contact resistance might occur. A recent experimental study

indicated the decisive role of contact resistance with


respect to the magnetoresistance behavior of hybrid
structure. The experimental results on the extraordinary
magneto resistance effect suggest also that there is a
complex

interplay

between

material

parameters,

the

contact resistance and the device geometry. In this work we


will present a theoretical investigation on these subjects.
Our result will be both basic and applied research on
materials and magneto transport characteristics of hybrid
devices.

Approach to the problem explaining the methodology and


technique to be the following :Moussa technique to be employed for the purpose of
research work. We will apply the finite element method to
extraordinary magneto resistance devices and will be
studied their behavior as a function of material parameters.
A powerful tool of Maussa will be applied in studying the
magneto transport in hybrid structures. We will model the
modified Vander Pauw geometry which show a good
agreement numerical result and both experimental data and
analytical results. Finite element method has advantages in
so far as it does not require highly symmetric geometries in
contact to analytical calculations. In our study we will
address the performance of both types of rectangular
devices

i.e.

hybrid

structures

involving

in

bulk

semiconductor and a two dimensional electron system. We


will focus on these two configurations in order to make a
comparison between theoretical and experimental data
possible.
