Question
You have two n-type rectangular Silicon samples both doped with 5 × 1014 P atoms/cm3 . Samples
have duplicate device sizes of length L = 800µm, width W = 500µm, and depth (thickness)
D = 80µm. One sample, labeled X, has an electron lifetime of τX = 1µs whereas the other, labeled
Y , has an electron lifetime of τY = 5µs.

a. At time t = 0, a laser beam at λ = 750 nm is switched on to illuminate the surface (L × W )


of both the samples. The incident laser light intensity on both samples is 10 mW/cm2 . At
time t = 40 µs, the laser is switched off. Sketch the time evolution of the minority carrier
concentration for both samples on the same axes.

b. What is the photocurrent (current due to illumination alone) if each sample is connected to
a 2 V battery?
