Assignment 2:
a) Repeat the Same For following Specifications, Plot I-V Characteristics.

i) Na = 2 x 1017 /cm3 , Nd = 5 x 1016 Thickness: P-Type = 0. 5um, N-Type = 0.5 um

ii) Na = 5 x 1016 /cm3 , Nd = 5 x 1018 /cm3 . Thickness: P-Type = 0. 9um, N-Type = 0.1 um.

iii) Na = 5 x 1018 /cm3 , Nd = 5 x 1018 /cm3 . Thickness: P-Type = 0. 9um, N-Type = 0.1 um.

v) Na = 2 x 1018 /cm3 , Nd = 2 x 1018 /cm3 Thickness: P-Type = 0. 1um, N-Type = 0.9 um

Obtain the relation of width of depletion region from literature and comment on Space charge
variations w.r.t to doping and device dimensions. Observe analytical and experimental data for above
specifications.

Obtain the relation of Mobility w.r.t varying electric field. from literature and comment on mobility
variations w.r.t to electric field. Observe experimental data for above specifications.

Obtain the relation of Fermi energy, charge density from literature and comment on Band structure
variations w.r.t to doping and device dimensions. Observe analytical and experimental data for above
specifications.
