The self-bias or d.c.-bias is formed (i) when both electrodes differ in size, and (ii)
when the electrode is non-conductive (because it then acts as a capacitor).
When the applied voltage is initially positive, as in Fig., the electrons will be
accelerated toward the electrode. Hence, the capacitor will be rapidly charged up by
the electron current, and the voltage over the plasma will drop. When the applied
potential changes polarity after one half-cycle, the voltage over the plasma changes
with the same amount (i.e. twice the amplitude of the applied voltage). The
capacitor will now be charged up by the ion current, and the voltage over the plasma
will, therefore, drop as well, but this second drop is less pronounced, because of the
much lower mobility (due to the higher mass) of the ions, and hence, the lower ion
flux. At the next half-cycle, the applied potential, and hence also the voltage over
the plasma, again changes polarity. The voltage over the plasma drops again more
rapidly, because the capacitor is again charged up by the electron flux. This process
repeats itself, until the capacitor is finally sufficiently negatively charged so that the
ion and electron fluxes, integrated over one rf cycle, are equal to each other. This
results in a time-averaged negative d.c. bias at the rf-powered electrode (see dashed
line in Fig. 3). It should be mentioned that the same phenomenon happens at the
grounded electrode, but the effect is much smaller.

افزایش سختي و مقاومت به سایش سطح مواد بدون تغيير خواص حجمي ماده از جمله نرمي،
انعطافپذيري و مقاومت در برابر شكستي آن به كار ميرود .به عنوان مثال سختيسازي سطحي فوالد
نسبت به سختي سازي كل حجم فوالد مزیتهایي دارد كه عبارت است از :هزینه كم ،مقاومت در برابر شكست،
مقاومت در برابر تركخوردن و انعطافپذیري در برابر شكلگيري.
روشهاي مختلف سختيسازي سطح را ميتوان به سه گروه تقسيم بندي كرد: •
-روشهاي نفوذي ترموشيميایي كه با نفوذ ذرات سختكننده از قبيل كربن ،نيتروژن و بور تركيب شيميایي •
سطح ماده تغيير ميكند.
-روشهاي حرارتي یا اعمال انرژي كه تركيب شيميایي سطح تغيير نميكند ولي با تغيير متالورژیكي سطح، •
خواص سطحي آن تقویت ميگردد .با این روش ميتوان بدون افزودن مادهاي به سطح قطعه ،سطح سخت اطفا
شده ایجاد كرد .
-روشهاي پوششدهي سطح كه یك الیه سخت مجزا بر روي سطح قطعه ایجاد ميكند. •
سختی سازی
روشهاي نفوذي سختيسازي سطح
• در این روشها عنصر سختكننده (كربن ،نيتروژن و یا بور) جزئي از ماده اوليه به حالت مایع ،گاز و یا یون (پالسما)
ميباشد .این روشها اغلب براي سختيسازي سطح آلياژهاي فلزي به ویژه آلياژهاي مختلف فوالد به كار ميروند.
روشهاي مختلف این دسته ،عمق نفوذ و ميزان سختي متفاوتي ایجاد ميكنند كه بسته به نوع كاربرد مورد نظر مورد
استفاده قرار ميگيرند.
.1كربوراسيون
این فرآیند كه به طور معمول براي سختيسازي سطح فوالد از طریق افزودن كربن به سطح فوالدهاي كم كربن در دماهاي
آستنيتي (به طور كلي بين ٨٥٠و ٩٥٠درجه سلسيوس) به كار ميرود .در این فاز فوالد قابليت حل شدن كربن باال و
ساختار كریستالي پایداري دارد.
.2نيتراسيون
این فرآیند مشابه فرآیند كربوراسيون است كه در آن نيتروژن به سطح فلز نفوذ ميكند .این روش معموالً به جهت افزايش
مقاومت به خوردگي و سايش به كار ميرود كه البته موجب افزایش سختيسازي سطح نيز ميگردد .به منظور
سختيسازي سطح ،این روش معموالً براي سخت كردن سطح فلزات آهني به كار ميرود .بر خالف فرآیند كربوراسيون ،در
فرآیند نيتراسيون ،نيتروژن در دماي بينْ ٥٠تاْ ٥٥٠درجه سليوس به سطح فلز نفوذ داده ميشود.
.3بورايدينگ
بورادینگ یك فرآیند ترمومكانيكي براي سختيسازي سطح است كه براي انواع مختلف فلزات فریتي ،غير فریتي و سراميكي
به كار ميرود .فرآیند بورایدنيگ به طور گستردهاي براي سخت كردن سطح فوالدهاي تندبر به كار ميرود .اغلب این فرآیند
بعد از یك مرحله فرآیند سختيسازي از طریق عمليات حرارتي صورت ميگيرد .الیه بوراید شده به ضخامت ١٢تا ١٥
ميكرومتر ،سختي و همچنين مقاومت به سایش مطلوبي ایجاد ميكنند.
فرآیند بورایدینگ به طور سنتي به روشهاي حرارتي و در دماي ٥٩٠تا 1٠٩٠درجه سلسيوس صورت ميگيرد به طوري كه
با افزایش دما ميتوان به آهنگ بورادینگ بيشتري دست یافت ،ولي در این حالت به علت افزايش دما ،اليه سطحي توليد
شده تنش زيادي داشته و اغلب دچار اعوجاج ميشود و بنابراین قطعاتي كه در دماي بااليتري تحت فرآیند بورادینگ
قرار ميگيرند طول عمر كمتري دارند.

كربوراسيون گازي و خأل آهنگ كربوراسيون بيشتري دارد و یونهاي فعال كربن كه قابليت حل شدن در فوالد را
داشته باشند به این روش به راحتي توليد ميشوند .به عنوان مثال یونهاي فعال و پرانرژي كربن ميتواند
مستقيماً از تجزيه مولكولهاي گاز متان توليد شوند.
یكي از مزیتهاي این روش این است كه در دماي پايين بازدهي كربوراسيون باالست و همچنين به علت •
خأل بودن شرايط فرآيند و نبود اكسيژن در محيط واكنش ميتوان دماي واكنش را افزايش داد و به
اين ترتيب آهنگ كربوراسيون و عمق نفوذ بيشتري هم نسبت به كربوراسيون گازي و هم كربوراسيون در
خأل توليد كرد.

Carburizing
• Plasma primarily assists in the mass transfer of
carbon atoms to the surface of the sample.
• Carburizing of steel has been done using
hydrocarbons gas at 1-20 torr in a DC discharge.
This process required extra heat treatment of the part
at 1050°C
• Plasma treatment is conducted for a short period of
time. A longer heating time is need in order to
diffuse carbon into steel.

با استفاده از این روش مشابه روشهاي دیگر نيتراسيون ميتوان خواص سطحي نظير مقاومت به سایش ،و •
مقاومت به خوردگي و همچنين سختي را افزایش داده و عالوه بر این موارد نيتراسيون با این روش موجب افزایش
مقاومت به خستگي و كاهش ضریب اصطكاك نيز ميگردد .عمليات نيتراسيون پالسمایي به طور معمول در یك
محفظة خأل و در شرایط تخليه الكتریكي تابان صورت ميگيرد كه در طي آنهالهاي از پالسما در اطراف قطعات
پوشانده شده كه این پالسما از یونيزه شدن تركيب گاز نيتروژن دار ایجاد ميشود .در اثر این فرآیند اتمهاي
نيتروژن به سطح قطعات نفوذ كرده و یك الیه نيتریدي یكنواخت در كل سطح قطعات كه در معرض پالسما قرار
دارند ،ایجاد ميگردد .در این روش از طریق كنترل پارامترهاي مختلف فرآیند از قبيل دما ،فشا ،توان ،زمان و
تركيب و نوع گاز ميتوان زیرساختارهاي متالورژیكي مناسب را در جهت نيل به خواص مورد نياز ایجاد نمود .

Why PECVD? (2)
• The second reason to use plasma deposition is that surfaces exposed to a
plasma are subject to bombardment by energetic ions, whose kinetic
energy can vary from a few eV to 100's of electron volts.

Why PECVD? (3)
• A final important benefit of plasma deposition is the ability
to easily clean the reactor. For example, by introducing a
fluorine-containing gas (e.g. CF4) and igniting a plasma, one
can clean silicon, silicon nitride, or silicon dioxide from the
electrodes and chamber walls.

ETCHING
Introduction
• After a thin film is deposited, it is usually etched to remove unwanted
materials and leave only the desired pattern on the wafer
• The process is done many times
• In addition to deposited films, sometimes we also need to etch the Si
wafer to create trenches (especially in MEMS)
• The masking layer may be photoresist, SiO2 or Si3N4
• The etch is usually done until another layer of a different material is
reached

در این روش مواد پودري توسط پالسما ذوب شده و با انرژي جنبشي زیاد به سطح قطعه پاشيده ميشوند.
پالسما توسط ایجاد قوس در آرگون ،هليوم ،نيتروژن ،هيدروژن و یا تركيبي از آنها ایجاد ميگردد .در این
حالت قوس بين یك الكترود مركزي تنگستن و نازل ایجاد ميگردد .در این سيستم نازل باید داراي یك خنك
كننده آبگرد باشد تا از حرارت بيش از حد جلوگيري شود .در ناحيه قوس گاز یونيزه شده و با سرعت باال به
سمت قطعهي كار از نازل خارج ميگردد .ذرات توسط پالسما همزمان ذوب شده و به سمت قطعه شتاب
ميگيرند.
پاشش پالسمایي ميتواند در محيط در فشار اتمسفري ودر حظور گاز محافظ مانند آرگون ویا در خأل انجام
شود .در این سيستم با استفاده از نازلهاي خاص ميتوان به پالسما با سرعتهاي باال دست یافت.
