What is a MOSFET?
• Metal Oxide Silicon Field Effect Transistors
commonly known as MOSFETs are electronic
devices used to switch or amplify voltages in
circuits. It is a voltage controlled device and is
constructed by three terminals.

Enhancement n type MOSFET

The MOSFET which works in enhancement mode is known as E-MOSFET or


enhancement mosfet.
 Enhancement mode means, that whenever the voltage toward the gate terminal of
this MOSFET increases, then the current flow will be increased
more from drain to source until it reaches the highest level.
MOSFET Operation
Depending on the voltage applied at the gate
terminal ,the operation of MOSFET is divided
in to three regions.
 Accumulation
 Depletion
 Inversion
Region in MOSFET
• Three regions of operation
– Cutoff region
– Linear/Triode/Ohmic region
– Saturation region
Region of operation
Cut off region
• The input and Gate are grounded ( 0V )
•  Gate-source voltage less than threshold
voltage VGS < VTH
•  MOSFET is “OFF” ( Cut-off region )
• No Drain current flows ( ID = 0 Amps )
•  VOUT = VDS = VDD = “1”
•  MOSFET operates as an “open switch”
Linear/Triode/Ohmic region
• For an NMOS, as gate voltage increases beyond threshold
voltage, channel is formed between source and drain
terminals.

• The linear region voltage-current relation is given as


follows:
• Id(Linear) = µ Cox W/L (Vgs – Vth – Vds/2) Vds.
            
Saturation region
• For an NMOS, at a particular gate and source voltage, there is
a particular level of voltage for drain, beyond which,
increasing drain voltage seems to have no effect on current.
When a MOS operates in this region, it is said to be in
saturation. The condition is given as:
VGS ≥ Vth
VDS > VGS – Vth
•             The current, now, is a function only of gate and source
voltages:
•        Id(saturation) = µ Cox W/L (Vgs – Vth – Vds/2)2
