5. General description
This document contains measurement results of the Integrated Doherty demo TA1127. The device used
is BLM10D3438-35AB, fully integrated asymmetrical Doherty MMIC solution using Ampleon’s GEN10 LDMOS
technology. The carrier and peaking device, input splitter and output combiner are integrated in a single
package. This demo is tuned in the frequency range from 3300MHz to 3800MHz.

The demo is powered by one Vds, one Vg_carr and Vg_peak supply voltage. Vg_carr is used to adjust
Idq of the carrier in class AB. Vg_peak is used to bias the peaking amplifier in class C.

Idq1 is the drain quiescent current including carrier and peaking stage.

5.1 Biasing
The efficiencies presented are based on the currents of the drain feeds only.
I.e. the biasing currents for the gate circuitry have not been included
The biasing is as follows:
Vds = 28V
Vg_carr = 2.02V to an Idq = 41 mA
Vg_peak = 1.52V (Vg_carr – 0.5V)

8. General information
8.1 MMIC configurations
 AMPLEON’s BLM9D1820-25AB itself is a MMIC, covering the frequency band of 1800-2000MHz.
 The modular approach of the AMPLEON MMIC building blocks allows the OEM to tailor its dual-
path MMIC with the level of asymmetry required by its application.
 Due to its best-in-class isolation (>25dB), AMPLEON’s MMIC enable optimal performances for the
following applications:
• Single-ended or dual-path
o As a dual path driver to drive 2 different PAs
o As a simple driver with the two paths connected together
• Doherty
o As a driver to improve efficiency in deep back-off
o As a final stage for a compact small cell application
• Quadrature combined
o As a driver where the use of hybrids removes the need for a costly
inter-stage (driver-final) isolator
• Push-Pull

8.2 About Testing


8.2.1 Signals
Cooling: DUT mounted on 25°C water cooled brass base plate.
NWA freq sweep: At frequency of operation for Pout=38dBm (from 700-1000MHz)
NWA power sweep: 25ms power sweep until >3dB gain compression (AMAM, AMPM)
Pulsed CW: 10% duty cycle, 20µs pulse power sweep until >3dB gain compression.
1c-WCDMA: PAR=9.9dB 0.01% CCDF power sweep until
1cLTE20MHz: LTE signal with 20MHz bandwidth and PAR=7.6dB0.01% CCDF power sweep
Video Bandwidth: 2-carrier CW carrier spacing sweep at a leveled Po.

8.2.2 S-parameters
The S11 and S21 of the ‘Device Under Test’ (DUT) are obtained using the frequency sweep function of
a network analyzer. This sweep is typically done at the average output power of expected operation of
the DUT Po. For (ultra) wide band frequency sweeps the power is further decreased to ‘small-signal’
levels.
8.2.3 AM-to-AM, AM-to-PM
The AMAM and AMPM data is obtained using the calibrated power sweep function of a network
analyzer. In ~25ms the power is swept over a ~20dB range until the DUT reaches the 3dB gain
compression point compared to the max gain found. Logged are AM-to-AM (‘gain’) and AM-to-PM
(‘phase’). Knowing the phase behavior of the DUT is important because the DUT may be used in a
linearized system which e.g.:
• only allows so much absolute dynamic phase changes
• which is most comfortable with monotonous phase changes
8.2.4 Pulsed CW
With Pulsed-CW a CW carrier from an RF generator is combined with a pulse generator to output a
pulsed CW signal as input signal for the DUT. Typically pulse widths of 20µs and periods of 200µs are
used, which result in a 10% duty cycle. The reason to present Pulsed CW this is twofold:
• Due to the duty cycle of 10% the thermal effects are minimized
• Load pull data is typically gathered using Pulsed CW signals. Measuring the demo using pulsed
CW allows easy comparison of the demo and the load pull data
The efficiency calculation is based on the average current and the IDQ and not directly measured in-the-
pulse.
The naming of the device in the DUT reflects the 1dB gain compression point.
E.g for the BLM8G0710S-30PBG device the Pulsed-CW 1dB gain compression point (P1dB) would be
around 40W or ~46dBm.
As a rule of thumb in class AB operation, the P3dB will be about 1dB higher, in our example at
46+1=47dBm or ~50W. For a Doherty design this is less applicable.
This P3dB,Pulsed-CW acts as a guide to predict the power behavior with modulated signals as will be
looked at later.
8.2.5 CW, Harmonics
The CW test shows the behavior at worst thermal conditions. The harmonics are also measured during
this test. The power is swept until ~2dB beyond Po. If currents and cooling allow it the test is extended
to >3dB gain compression.

8.2.6 Carriers, ACPR, ALT1 and IMD


Using multiple carriers causes mixing products. When using modulated signals these mixing products
can also be seen as the side skirts appearing in the adjacent (ADJ or ACPR) or even the next
(alternate, ALT1) channel.
The measurement results presented in this
document show:
• The Adjacent channel power ratio
(ACPR)
• The alternate channel power ratio
(ALT1)
• Optionally the 2nd alternate channel
power ratio (ALT2)
• IMD3, 5 and 7 power ratios
Of these parameters either the worst value or
both the lower and upper ratio are presented.
Considering WCDMA signals:
• Single carrier.

In the single carrier case the IMD products are not as explicit as in a 2-tone measurement.
Only the upper/lower ACPR (=Adj) and Alt1 are determined.

• 2 carriers at 5MHz carrier spacing.

In this case the IMD3 products fall on


the ACPR.
The Adj value returned then
effectively measures ACPR+IMD3.

The IMD5 products fall on the


alternate channel.
The Alt1 value returned then
effectively measures ALT1+IMD5.

This measurement typically yields


the worst ACPR due to the IMD3
inclusion.

This is a 2-tone (non-pulsed) CW test and yields IMD3, 5 and 7 and optionally includes IMD9 and
IMD11.
• The two carrier tones are centered at the center of the band and spaced 1MHz apart.
• The level of the two carrier tones are initially set…
o For class AB to have an IMD3 level of -30dBc or optionally at Po.
o For a Doherty configuration typically Po is used
• The carrier spacing is increased from 1 to 200MHz while keeping the Po leveled

8.2.8 Modulated signals


Modulated signals have an average power and a power distribution. This means that they also have
power peaks. The ratio between the peaks and the average is called the Peak-to-Average-Ratio
(PAR). The distribution is statistical and is typically presented as the CCDF of 0.01%.
If a signal has a PAR of 7.6dB it means that only 0.01% of the signals have peaks higher than 7.6dB.
The DUT is a non-linear device and the gain, after a certain output power, starts to compress.
Although the output power is still increasing there will be a limit. This limit is typically referred to as the
Peak Power.
If the PAR of the signal is large enough the 3dB compressed PAR, PAR3dB, is a good approximation of
the peak power PPEAK of the device.
If the PAR of the signal is large enough (and depending of the gain-over-power slope of the DUT), the
P3dB,Pulsed-CW and the PAR3dB (PPEAK) may be quite similar.
The above then actually becomes a definition (PPEAK=PAR3dB or ‘PAR-3dB’) which unfortunately is only
true in friendly gain curves and high-PAR signals.
It also does not take the system capabilities into account.
It is possible that the system is only capable of linearizing up to 2.5dB PAR compression. It is also
possible that the gain behavior of the DUT causes that to be 2dB only.
Nevertheless the ‘peak power’ is typically presented as P3dB,Pulsed-CW or PAR3dB (or PAR-3dB) where
PAR3dB is reached at a certain PAVG. Data presented in this report shows this PAVG and PPEAK.
