1. GaAs is a direct band gap semiconductor with Eg = 1.42 eV at 300 K. Take Nc = Nv =

5 × 1018 cm3 and independent of temperature. Calculate the intrinsic carrier

concentration at room temperature. Explain numerically how the carrier concentration

can be doubled without adding dopants. (5 Marks)

2. A semiconductor with ni = 1016 m-3 (at 300 K) is doped with acceptor impurities to a

concentration of 1023 m-3.

(a) What are the electron and hole concentrations? (1 marks)

(b)Assuming effective masses of electron and holes are equal to free electron mass,

calculate Eg and EF. (2 marks)

(c) Donor impurities are then added to a concentration of 5 × 1022 m-3. What are the

new values for the four quantities calculated above? (2 marks)

3. Consider the following battery charging circuit in Figure 1 with Vm= 20V, R = 10Ω

and VB= 14V. Find the peak current assuming an ideal diode. Also, find the

percentage of each cycle in which the diode is in ON state. (5 marks)

4. Following the Laplace transform, find out the impedance (Zin = Vin/Iin) of the given

circuit in s-domain. Take initial conditions of all components as zero. (5 marks)

4. Plot the output waveform of the following circuit and explain the logic behind the

output waveform when the input is sine wave (peak to peak voltage, VPP= 12V) with 50

Hz frequency? D1 and D2 are Si diodes, D3 and D4 are Zener diodes with 5V break down

voltage. (2.5 marks) (Do not use any simulation software)

5. For the given circuit in Figure 4, plot the gain |Vout/Vin| for the input frequency range

10 Hz to 5 MHz. Label the graph properly. R1 = R2 = 10 Ω, C1 = C2 = 10 µF, Vin = 5

sin(wt). No explanation required. Use any circuit simulation software and send the

plot in a separate pdf file in the same email. (2.5 marks)
