• A prediction of how long the system will function correctly
• A prediction of the system's ability to meet future performance expectations

Goes beyond just monitoring the system


Decrease in the cost and unscheduled downtime
Support of Silicon Life cycle Management (SLM)

Main Goal :

Online evaluation of system health state during the whole lifecycle

State of the Health Evaluation Challenges

Challenges:

• Precise models are needed for reliability threats

• Delay faults may not cause malfunction under normal operating conditions

• Identify normal and abnormal timing behavior considering AVFS


• Normal behavior changes based on expected distributions
• Abnormal behavior changes based on defect behavior

• Extract information from BIST signature
