    The MOSFET unity gain frequency (fT) is a figure of merit for high frequency performance, similar to how it is used for BJTs. fT is defined as the frequency where the short-circuit current gain of a common-source MOSFET configuration equals one. It can be determined by modeling the MOSFET as a hybrid-pi circuit with a current source input and shorted output, and calculating the ratio of output to input current (Io/Ii) at different frequencies.

    is a figure of merit.

    • fT is also known as the transition frequency and is defined as the


    frequency at which the short-circuit current-gain of the common-
    source configuration becomes unity.

    current-source Ii and the output is short-circuited.
